Tiefenprofilierung elektrischer Ladungsträger an ionenimplantierten Dotandenprofilen mittels stufenweiser Oxidationsprofilierung (SWOP)

Charge carrier depth profiling of ion-implanted dopand profiles by Step-Wise Oxidation Technique (SWOP)

  • In der vorliegenden Arbeit wird die stufenweise Oxidationsprofilierung SWOP (engl. Step-Wise Oxidation Technique), ein standardfreies Messverfahren auf die Tiefenprofilierung von elektrisch aktiven Dotanden in Silizium angewendet. Hierbei wird die elektrochemische Anodische Oxidation mit einer Ethylenglycollösung mit einem geringen Anteil HNO3 und Wasser für den Si-Tiefenabtrag verwendet. Eine Oxidation mit konstantem Zellenstrom ermöglicht reproduzierbare Schichtabträge im sub-nm-Bereich, wobei die erzeugte SiO2-Schichtdicke linear mit der Zellenspannung anwächst. Die Verwendung von Proben mit Teststrukturen ermöglicht die elektrische Messung des Schichtwiderstandes nach der van-der-Pauw-Methode, ohne dass die Entfernung des anodischen SiO2 erforderlich ist. Die Nachweisgrenze des Verfahren bei der Ermittlung von Dotandenkonzentrationen für Bor liegt bei 1E17 cm^-3. Es wurden flache Bor-Profile mit Ionenimplantation und anschließender RTA-Temperung in guter Übereinstimmung mit SIMS-Referenzprofilen gemessen. Es konnte gezeigt werden, dass mit dem vorgestellten Verfahren Dotandenprofile mit pn-Übergängen im Tiefenbereich < 50 nm vermessen werden können.
  • In this work the Step-Wise Oxidation Technique (SWOP) as a standard free dopand depth profiling technique is applied to determine the concentration of active dopands in Silicon. The electrochemical anodic oxidation in an ethylene glycol solution with a small amount of HNO3 and water is used to achieve a Si layer removal with a depth resolution less than 1 nm. The oxidation is performed in constant current mode and the cell voltage is used to define the SiO2 thickness by a linear relationship. Test structures are produced witch allow an in-situ van der Pauw measurement of the sheet resistance without intermediate removal of the oxide. With this technique dopand concentrations of boron down to 1E17 cm^-3 can be measured. Shallow boron profiles fabricated by ion implantation and RTA annealing have been measured and are in good agreement with SIMS reference profiles. It was demonstrated that using the SWOP technique dopand profiles with pn junction depths < 50 nm can be measured.
